The investigation of the ultrafast photoexcited electronic response in semiconductors using optical spectroscopies has provided invaluable insights into carrier and lattice dynamics during the last decades giving input for improving optoelectronic devices. In terms of applications, alloys of classical semiconductor materials as well as novel two-dimensional quantum materials have promise for creating multi-junction solar cells with higher efficiency and enhanced optoelectronic devices. However, the dynamics are complex by multiple energetically similar valleys, localization effects in multi-atomic materials and couplings between electronic excitation and lattice degrees of freedom on a femtosecond time scale. This renders an understanding of carrier thermalization and population inversion following ultrafast photoexcitation difficult. In our work, we employ time-resolved extreme ultraviolet core-level spectroscopy to probe the dynamics in semiconductors following excitation by a few-femtosecond optical laser pulse. We recently developed this technique to observe carrier, electronic coherence and lattice dynamics with sub-femtosecond precision and atomic specificity. Examples for observed dynamics in classical semiconductors as well as two-dimensional quantum materials will be discussed.
